Der Siliciumauflöseprozess in Flusssäure-Salpetersäure-Schwefelsäure/Wasser-Lösungen unterscheidet sich vom Ätzprozess in Flusssäure-Salpetersäure-Wasser-Standardmischungen in Bezug auf die Reaktivität gegenüber Silicium, erzielte Oberflächenmorpholgien sowie die beim Ätzen entstehenden gelösten und gasförmigen Produkte. Die Behandlung von Siliciumwafern in Schwefelsäure-reichen Ätzlösungen erzeugt Texturen mit hoher Rauigkeit und geringer Reflexion. mc-Si-Solarzellen texturiert durch eine Schwefelsäure-reiche Ätzlösung weisen vergleichend zu Solarzellen mit Standardtexturen höhere Wirkungsgrade auf. Spektroskopische Untersuchungen zeigen, dass sowohl das Salpetersäuremolekül als auch das Nitrylion am Siliciumauflöseprozess beteiligt sind. Das vorliegende Werk beschreibt zudem die erstmalige Identifizierung von Trifluorsilan und Hexafluordisiloxan als gasförmige Produkte des sauren nasschemischen Ätzens von Silicium.
