Die Herstellung ausgedehnter und hochgeordneter Strukturen im Sub-45nm-Bereich wird aufgrund der physikalischen Einschränkungen herkömmlicher Lithografiemethoden in der Zukunft eine große Herausforderung darstellen. Diblockcopolymere (DBC) stehen seit über 10 Jahren im Zentrum wissenschaftlicher Untersuchungen und sind gut verstanden. Der wissenschaftliche und industrielle Bedarf nach entwicklungsfähigen Alternativen zu konventionellen Lithografie-techniken, die ständigen Fortschritte in der Polymerchemie und ein zunehmendes Verständnis der Physik von DBC machen einen Einsatz als Masken für die Sub-45nm-Lithografie unumgänglich. Außerdem können DBC ohne zusätzliche Entwicklungen oder Anlagen direkt in bestehende Prozesse implementiert werden. Grundlage dieser Arbeit war eine dreijährige Promotion am MPI für Mikrostrukturphysik in Halle/S. Es wurden auf einer Vielzahl von Substraten hochgeordnete Strukturen mit Abständen im Sub-45nm-Bereich mittels PS-b-PMMA-Lithografie und im Sub-30nm-Bereich mittels PS-b-PVP+HABA-Lithografie hergestellt. Das Buch richtet sich sowohl an Naturwissenschaftler wie auch an Ingenieure aller technischer Disziplinen mit Bezug zu geordneten Nanostrukturen.
